Montgomery Township was incorporated as a one of New Jersey's initial 104 townships by an Act of the New Jersey Legislature on February 21, 1798, from what remained of Western precinct.

Portions of the township were taken to form Princeton borough ( February 11, 1813, in Mercer County ) and Rocky Hill ( December 18, 1889 ).
